Mitsubishi Electric successfully developed 6.5kV full SiC power module

As early as 2013, Mitsubishi Electric has commercialized the use of 3.3kV full SiC power modules for rail vehicles. Since then, Mitsubishi Electric has been committed to promoting more energy-efficient SiC power modules to gradually replace the traditional Si power modules.

On January 31, Mitsubishi Electric Corporation announced that it has successfully developed a full SiC power module with a 6.5kV voltage rating. The module uses a single-chip construction and a new package to achieve the world's highest level in the same power module from 1.7kV to 6.5kV. Power density (calculated by the rated voltage and current of the power semiconductor). Mitsubishi Electric expects to use this module to help miniaturize and save power electronic equipment for rail transit and power systems with high voltage requirements.
